Benzethonium Chloride as a Tungsten Corrosion Inhibitor

Benzethonium chloride as a tungsten corrosion inhibitor in neutral and alkaline media for the post-chemical mechanical planarization applicationAuthor links open overlay panel Meethal RP, et al. Journal of Colloid and Interface Science, 2023, 643, 465-479.

Benzethonium chloride proves to be a highly effective corrosion inhibitor for tungsten in neutral and alkaline media. Its adsorption on tungsten, driven by both physical and chemical interactions, significantly enhances surface hydrophobicity and stability, making it a promising additive for post-CMP cleaning solutions in advanced semiconductor manufacturing.
Corrosion Inhibition Efficiency:
BTC demonstrated over 90% corrosion inhibition efficiency at a concentration of 0.01 wt% in both neutral (pH 7) and alkaline (pH 11) environments.
Adsorption Behavior:
The study revealed that BTC adsorption on the tungsten surface follows the Langmuir adsorption isotherm. The adsorption is primarily driven by electrostatic attraction between the positively charged nitrogen atom in the BTC molecule and the negatively charged tungsten surface. The high dipole moment and large molecular size of BTC enhance its physical adsorption to the surface, further contributing to its inhibitory properties.
Surface Characteristics:
The adsorption of BTC significantly altered the surface characteristics of tungsten, increasing the contact angle from approximately 10° to over 100°. This change in surface hydrophobicity underscores the strong interaction between BTC and the tungsten surface, contributing to its corrosion resistance.
